Job Summary
Develop and qualify wafer-level packaging solutions to support new product integration. Partner with Business Units, Designers, and Marketing to define product requirements and manage product-package development at subcontractors/OSATs. Collaborate with Quality/Reliability to qualify packages and ensure design-for-manufacturability and design-for-reliability. Review and manage process changes at subcontractors that impact product performance and drive cost-competitive solutions. Monitor production metrics and process capability data (Cpk) at subcontractors. Requires advanced degree in mechanical/materials/electrical engineering and experience in wafer-level packaging, with knowledge of package reliability and failure analysis. Knowledge of Ansys or Flotherm is a plus. This is a graduate-level engineering role with travel (up to 10%) in a US-based location (Wilmington, MA).
Required Qualifications
- Ph.D or Master’s degree in Mechanical or Materials or Electrical engineering required
- Relevant experience in wafer-level package development, process, equipment, qualification and manufacturing implementation
- Knowledge of package reliability requirements, failure analysis techniques, and assembly process issues
